SemiQ to Showcase Third-Generation SiC and Wide Range of 1200 V SiC MOSFETs and Modules at PCIM 2025

SemiQ Inc. will highlight its latest innovations in high-power SiC MOSFETs and power modules at PCIM 2025 in Nuremberg. The company will feature its recently launched third-generation SiC platform and an array of modules designed to enhance cost efficiency, resistance, and thermal performance.

One of the key highlights is SemiQ’s 1200 V SOT-227 SiC MOSFET modules, which leverage the company’s third-generation silicon carbide technology. These modules feature RDS(on) values ranging from 8.4 to 39 mΩ, delivering fast switching speeds, reduced conduction losses, and superior thermal performance—ideal for high-power, high-efficiency applications.

SemiQ will also showcase its automotive-qualified QSiC 1200 V MOSFETs, available in both bare die and TO-247 4L package formats. These devices have earned AEC-Q101 certification, ensuring reliability in automotive environments. With RDS(on) options between 16 and 80 mΩ, they offer an excellent balance of efficiency, compactness, and performance.

For renewable and storage applications, the 1200 V full-bridge modules stand out, delivering up to 333 W of power and handling continuous drain currents up to 102 A. These modules are engineered for solar inverters, battery charging systems, and energy storage, where high power density and efficiency are critical.

SOme of the key features of the SiC MOSFETs include:

  • Uses new third-generation silicon carbide technology for better performance
  • Available in different resistance levels to fit various power needs
  • Certified for use in cars, making them reliable for automotive systems
  • Can handle high power and current for solar, battery, and energy storage systems
  • Designed to be small and affordable for easier system integration
  • Tested at very high voltage levels to ensure safety and durability
  • Comes in different shapes and sizes to fit different designs
  • Stays cool easily, which helps systems run longer and more efficiently

Finally, SemiQ’s 1200 V six-pack modules are designed for cost-effective, compact system-level integration. Fully tested beyond 1350 V and subjected to 100% wafer-level burn-in, they are well-suited for AC/DC converters, motor drives, power factor correction (PFC) boost converters, and EV fast-charging stations.
